RF & Wireless Products 900 V SiC Evaluation Kit Components 10 W GaN Amplifier for EW/Radar New 4 W Power Amplifiers for Point-to-Point Applications Richardson RFPD Inc. announced the availability and full design support capabilities for the latest evaluation kit from Wolfspeed, a Cree Company. The CRD-5FF0912P includes two of Wolfspeed’s 900 V third-generation SiC MOSFETs (the 3M0120090J) in surface mount 7L-D2PAK packages. The board allows easy evaluation of the MOSFET switching waveforms, gate drive circuit performance and protection implementation on a PCB. It may be used as an evaluation tool or as a means to quickly prototype a SiC power converter. The evaluation board was designed to demonstrate the superior switching performance of Wolfspeed’s new lowimpedance package with driver source (7L-D2PAK) that was specifically designed for SiC MOSFET technology. The board provides an example of an optimal layout for properly driving the new surface mount SiC MOSFETs with minimal ringing. Additional features of the high-frequency SiC MOSFET evaluation board include: • Flexible half-bridge configuration to quickly prototype a synchronous buck, boost or inverter • 7L-D2PAK packaged C3M SiC MOSFETs with separate Kelvin source • Jumper option for unipolar (15 V/0 V) or bipolar (+15 V/-3 V) gate drive • Test points to easily evaluate Vgs and Vds waveforms, with an option to add a CVR for Ids waveforms • Reliable DESAT implementation • Optimal thermal design featuring an isolated and integrated heat sink with built-in forced air cooling fan ■ Richardson RFPD www.richardsonrfpd.com RFMW Ltd. announced design and sales support for a GaN power amplifier. The Qorvo QPA2237 offers 10 W of saturated output power from 30 MHz to 2.5 GHz. Small signal gain is >18.5 dB while large signal gain is >13 dB. The QPA2237 draws 360 mA from a 32 V supply with 48% power added efficiency (PAE). The PE42421 operates from 10 MHz to 3 GHz with insertion loss as low as 0.35 dB and isolation as high as 30 dB between ports. The input 1 dB compression point is dependent on voltage and as high as 33.5 dBm. Input IP3 is 55 dBm. Peregrine’s PE42421 lowcost switch finds applications in RFID, home networking, small cells and WiFi but also in avionics communications, EW, land mobile radio and macrocell base stations. Voltage supply can range from 1.8 to 3.3 V. The MAAP-011161 and MAAP-011193 are packaged linear PAs that operate from 7.1 to 7.9 GHz and 7.7 to 8.5 GHz, respectively. The devices offer OIP3 of 46.5 dBm and greater than 35.5 dBm Psat. The MAAP- 011161 offers 22 dB small signal gain, while the MAAP-011193 provides 20 dB small signal gain. These two-stage PAs are designed for use in 7 GHz or 8 GHz point-to-point radios for cellular backhaul applications. They draw 2000 mA bias at 8 V, and are available in air cavity 7 x 7 mm surface mount packages with copper coin paddles. Operating from 1.8 to 2.7 GHz, the Qorvo TQP9113 provides up to 30.6 dBm P1dB with >27 dB of gain. With excellent linearity, OIP3 is measured at 41 dBm. The Skyworks SKY66186-11 provides 38 dB of gain for LTE radios operating in the 728 to 768 MHz frequency range (B12, B13, B14, B17). Designed for high linearity at elevated temperatures, the SKY66186-11 supports outdoor applications where ambient temperatures range from -40 to +85 °C. Typical ACLR performance is -50 dBc at 23 dBm. Skyworks provides an enable pin to provide for fast switching in LTE TDD systems which can also be used to power down the amplifier when not in use. An integrated coupler offers power monitoring or closed loop power control. The Qorvo TQQ6103 BAW technology offers high isolation for LTE Band 3 uplink (1747.5 MHz) and downlink (1842.5 MHz) filter requirements in base stations, repeaters, signal boosters and small cells. With full 75 MHz bandwidth, inband insertion loss is only 4.1 dB while UL/DL attenuation is 44 dB. The TQQ6103 requires no external matching and handles 29 dBm of power. The Qorvo TQQ6103 BAW duplexer is offered in an industry standard 2.5 x 2 mm, hermitic package. ■ RFMW Ltd. www.rfmw.com 750 W LDMOS Transistor for Doherty Transmitters RFMW Ltd. announced design and sales support for a UHF, power LDMOS transistor designed for asymmetrical Doherty transmitters. The Ampleon BLF888E operates from 470 to 790 MHz serving broadcast applications such as DVB-T (8k OFDM). The BLF888E provides 150 watts of average power in this application with up to 17 dB of gain and 52% efficiency. Ampleon’s high efficiency helps reduce the end product’s energy consumption profile. The BLF888E provides a typical 120 MHz bandwidth per subband, almost 3X the industry norm for similar applications. Operating from a 50 V supply, the BLF888E has integrated ESD protection aiding its excellent reliability. The Qorvo TQP9109 offers 30 dB of gain in a compact, 4 x 4 mm QFN package. Operating from 1.8 to 2.7 GHz, OIP3 is 46 dBm with P1dB rated at 27.5 dBm. Integrated interstage matching allows design flexibility. Targeted to BTS transceivers and repeater applications, the TQP9109 operates from a 5 V supply and draws 225 mA. The 7006-1 is an ‘inside’ DC block containing capacitance in-series with the center conductor to prevent the flow of DC current while permitting RF power to flow uninterrupted. The 7006-1 passes RF from 9 kHz to 20 GHz with an SWR of 1.3. API Weinschel rates the power handling at 20 W average and 100 W peak. Maximum DC voltage is 50 V. The SMA male, SMA female and component body are stainless steel for rugged use. Applications include DC isolation in systems where DC current incident on an RF transmission line may affect sensitive equipment, such as transmission line analysis, or protection from DC voltages improperly biasing active devices. Octave Band Drop-in Circulators RFMW Ltd. announces design and sales support for the RF Circulator Isolator, Inc (RFCI) model RFCR8801 circulator. The RFCR8801 covers the full S-band (2...4 GHz) in a drop-in package configuration. Broadband performance is outstanding with typical insertion loss 19 dB isolation. Forward power handling is rated at 50 W average and 500 W peak. Reverse power handling is 30 W CW. Ideal for protecting active components from distortion or potentially damaging reflected power over broad frequency ranges, the RFCR8801 is manufactured with high quality materials for performance and value.
